For an ideal MOSFET with a nondegenerate p-type semiconductor of acceptor density NA, define ϕF=(kBT/e)ln(NA/ni)>0, where ni is the intrinsic carrier concentration. A positive surface electric potential ψs lowers the local conduction band and valence band by eψs. The surface Electron density is ns=(ni2/NA)exp(eψs/kBT). Equality ns=NA gives the conventional onset of strong inversion at ψs=2ϕF. The earlier crossover ns=ps=ni occurs at ψs=ϕF. Neither condition requires the Fermi level to enter the conduction band.
